BT PCB Material Selection for BGA, CSP & IC Substrate Builds

A practical engineering hub for bismaleimide triazine substrates: compare BT with FR-4 and ABF, review key material parameters, and choose the right stackup, finish, supplier path, and production controls for fine-pitch packaging applications.

At a glance: A BT PCB is a circuit board built on bismaleimide triazine resin — a thermoset laminate with a glass transition temperature of 180–210°C, low dielectric loss (Df ~0.01–0.015), and water absorption under 0.3%. That combination makes BT the default choice for IC packaging substrates, BGA/CSP, memory, MEMS, and RF modules, where FR-4 cannot hold up to reflow and fine-line demands.

This hub links every BT topic we cover, grouped into six paths: material basics, specs & compliance, selection decisions, packaging applications, manufacturing process, and pricing & sourcing.

01

BT material basics

Start here if you're new to BT. What the resin is, how it stacks up against the other advanced-packaging substrates, and where its real boundaries sit.

02

Specs & compliance

The numbers you'll put in a stackup drawing and the compliance boxes you'll need to tick before an RFQ.

03

Selection decisions

Decision guides for the moments where a wrong material or grade call costs a respin.

04

Packaging applications

Where BT actually shows up in real products, from LED chips to 5G antenna-in-package.

05

Manufacturing process

How BT boards are actually built — and the process details that decide yield and warpage.

06

Pricing & sourcing

Budgeting, lead times, supply-chain reality, and how to get an accurate quote the first time.
